Abstract
A high power LED lamp has a GaN chip placed over an AlGaInP chip. A reflector is placed between the two chips. Each of the chips has trenches diverting light for output. The chip pair can be arranged to produce white light having a spectral distribution in the red to blue region that is close to that of daylight. Also, the chip pair can be used to provide an RGB lamp or a red-amber-green traffic lamp. The active regions of both chips can be less than 50 microns away from a heat sink.

47 . An LED lamp for generating incoherent visible light, comprising:
a chip, having a substrate that is light-passing to all visible light; an inorganic semiconductor structure comprising: an n-layer formed over the substrate, a p-layer over the n-layer, and an active region that generates LED light above nearly all of the substrate; top conductor on the semiconductor structure, feeding substantially all of the p-layer; a plurality of spaced metal n tracks on the semiconductor structure; each of the tracks having a lower surface that feeds the n-layer and having surfaces that are oblique to each other.
48 . A white LED lamp comprising an inorganic semiconductor structure that generates first light, having a dominant wavelength less than 500 nm, and second light, having a dominant wavelength greater than 520 nm; wherein the lamp includes fluorescent material that converts part of the light from the semiconductor structure into light of a wavelength greater than 570 nm.
49 . A white LED lamp according to claim 48 , wherein the first light is blue and the second light is green.
50 . A white LED lamp according to claim 48 , wherein the semiconductor structure has outer sides and has surfaces that are distant from the outer sides and that are oblique to a plane that is generally parallel to the semiconductor layers.
51 . A white LED lamp according to claim 48 , wherein the semiconductor structure has a first plurality of portions thereof that produce said first light and a second plurality of portions thereof that produce said second light, and wherein the first plurality of portions are interspersed with the second plurality of portions.Join the waitlist — get patent alerts
